Micro-elektronische componenten: doorsnede-analyse | Onthulling van verborgen structurele details

Reliability issues in microelectronic components are not always visible from the outside. Metallographic cross-sectioning is an essential technique for structural verification and failure analysis in microelectronics and SMT applications.

Cross-sectional examination helps evaluate several critical features:

  • Wire bonding:Inspect bond interfaces, wire deformation, and potential bonding defects.
  • Die attachment:Compare die attachment consistency, solder layer thickness, wetting conditions, and solder voids.
  • Wire loop profile:Examine wire loop height and routing to identify potential wire interference risks.

However, delicate structures such as bonding wires and die edges are particularly sensitive to preparation-induced damage. Uneven grinding pressure may cause wire smearing or edge chipping, while polishing scratches can obscure fine cracks and interface defects. Mounting resin shrinkage may also lead to separation or structural displacement.

To minimize these risks, careful process control is essential:

  • Apply gradual grinding with controlled, light pressure.
  • Optimize polishing conditions to minimize scratches and deformation.
  • Use TJ2568 low-shrinkage epoxy mounting resin to support specimen retention and preserve delicate interfaces.
  • Apply colloidal silica final polishing to further reduce the mechanically affected surface layer and reveal the true glass-to-metal interface morphology.

Sample Preparation Procedure

  1. Slijpen:P600 → P800 → P1200 → P2000 → P4000
  2. Grof polijsten:SC-JP + 1 μm PD-WT
  3. Final polishing:ZN-ZP + 50 nm SO-A439

From wire bonding interfaces to die attachment structures, reliable cross-section preparation helps reveal critical details for component verification, process evaluation, and failure analysis.
